Abstract:
A hollow silica spherical particle, a preparation method therefor and an application thereof. The hollow silica spherical particle uses a single-walled hollow silica spherical particle as a core body and at least one layer of silica as a shell. The preparation method comprises the following steps: preparing single-walled hollow silica spherical particles by using a template method; and using a sol-gel method to prepare hollow silica spherical particles by coating silica on the surface of the single-walled hollow silica spherical particles at least once. The hollow silica particles have high structural strength and surface density, and the dielectric constant, dielectric loss, CTE, etc. thereof are very low. The particles may be used as filler particles and applied to low dielectric and low loss composite materials, and then applied in semiconductor and electronic packaging systems such as printed circuit boards, substrates, carrier boards, etc., so that the fabrication of fine electronic circuits is achieved so as to meet requirements for the development of high-end electronic packaging systems.
